本文设计与制作了集成球透镜1.3μm InGaAsP/InP DH LED,并对集成透镜LED的频响特性,光强远场分布以及与光纤的耦合特性等方面进行了测试分析.研究结果表明,球透镜LED与标准光纤的耦合效率较之乎面型LED有显著提高,达7.5%,器件截止频率也比平面型LED提高的20%,最高截止带宽达425MHz.
