Because of the difference of covalent radii of Ge and Si atoms Ge atoms doping in CZ Si can produce elastic strain fields in Si crystal lattice, which may have an effect on the movement of Self interstitial(I) and Vacancy(V) produced by high energy particles raditaion for the strain fields can lead to the changes of movement energy fields of I and V. So Ge atoms may act as the annihilation for I and V.
