A new device structure, colled "the quasi-planar structure with the SiO2 isolation" for fabricating silicon vertical Chanael power junction-field effect transistor is presented. It is owing to this new structure that the frequency characteristic of devices has been improved remarkably, having a power output of 10 W at 800MHz and 8 W at 1000 MHz, respectively, with the associated power gain of more than 7dB;the devices are applicable to P-L band.

1. The southeastern part of Xizang is abundant in its specific topography, ecotype, biotic population and forest vegetation. In this region, there exist a large number of ancient, healthy and natural forest ecosystems, among which the subalpine dark coniferous forests are found to be a widly distributed, extensively stretched, stable and high productive formation group.

Experiments of photo-thermo-response in rice were carried out atfour places in Yuan-Jiang County,Yunnan.The four points are locatedwithin a small area where the altiude and tempereture differ,besides,the natural day-length,photo-periods were subjected with 10-hour and18-hour treatments.Rice cultivars collected from different parts of Yun-nan were tested for their sensitivity to day-length and temperature recorded in days from seeding to heading under different treatments.It was found that most rice cultivars in Yunnan fall into late-mediumand late season groups.However,in the lowland rice there are a fewearly varieties of the hsien(indica)type.In the keng(japonica)type thereare also some medium-early and late-early varieties,but they are allupland rices.The distribution of photo-thermo-response patterns in accor-dance with the altitude and latitude variations are described.This infor-mation may be helpful in breeding and introducing new varieties forVarious rice growing regions in Yunnan.The “three charateristics”of rice,i.c.photo sensitivity phase(PSP),basic vegetation period(BVP)and temperature sensitivity(TS)aredeveloped in the long course of natural and artificial selection.They areinterrelated to each other and act as a whole,so we have called it thephoto-thermo-response pattern(PTRP),and examples are given to illu-strate their interrelationship and the influence of environmental condi-tions.The results obtained point out that the varietal adaptability andstability in yield are closely related to the PTRP of rice varieties andspecial attention is called to the important role of BVP in maintaininghigh and stable yields.In breeding for yield and wide adaptation,wehave crossed cultivars of different ecotypes to give rise to the combina-tion of desired pattern.The results will be reported later.

利用云南有利的自然条件,辅以光照处理分析了云南省不同纬度和海拔的水陆稻品种的光温反应型的垂直分布与水平分布和早、中、晚稻的划分。明确了云南稻种主要为晚熟中稻和晚稻。籼稻中有少数早稻,陆稻中有少数接近中、晚熟早稻的品种和中粳。文中举例说明了三性的整体关系和环境因素在光温反应型中的重要影响。试验结果表明,品种的适应性与稳产性和光温反应型有着密切的关系,并特别强调了短日高温生育期在高产稳产中的作用。为了培育这类品种,我们采用不同生态型的品种进行了杂交,预期通过三性的重组,获得较理想的光温反应型,为广适应性育种提供理论依据和选种材料。
