This paper describes a new microwave power device——a si vertical channel power

本文旨在介绍一种新型微波功率器件——Si垂直沟道功率场效应管,它能在0.8GHz输出10W,在1GHz输出8W功率;增益和效率分别为9分贝、48%和8分贝、37%.该新器件具有许多双极晶体管所不具备的优点,例如好的线性度,小的交叉调制失真,高的输入阻抗,负的温度系数,高的抗辐射能力以及无二次击穿.因此器件最适合于高频功率线性放大,并可望用于超高频电视发射和微波多路通讯.本文给出器件的伏安特性、电参数、等效电路和电路设计,并同时给出S参数的估算.在克服了一系列器件的本征缺点之后,理论和实验结果指出,采用共栅组态可在高频时获得更高的增益.

In this paper, simplified waveforms of voltage and current of a TRAPATT device have been presented and analyzed. The relationship between device parameters and second harmonic impedances has been set up. The requirements for an approximate design of a TRAPATT oscillator have been worked out. TRAPATT oscillators for second harmonic extraction at 10 cm band have been successfully constructed by using N+ PP+ type silicon TRAPATT diodes with shallow diffusion junction. In this paper, simplified waveforms of voltage and current of a TRAPATT device have been presented and analyzed. The relationship between device parameters and second harmonic impedances has been set up. The requirements for an approximate design of a TRAPATT oscillator have been worked out. TRAPATT oscillators for second harmonic extraction at 10 cm band have been successfully constructed by using N+ PP+ type silicon TRAPATT diodes with shallow diffusion junction. They can deliver output power of 160-210 w with 10-15% efficiency and less than 10-4 of frequency stability over a range of freqency from 2700MHz to 3300 MHz (with pulse width: 0.5μs and duty cycle: 1/1000). The oscillators possess, moreover, the advantages of wide tunable frequency range, good output, random noise wave suppression ability, etc. and also have fairly good mechanical reliability. Thus a solid state 10 cm transmitting source of unitary pulse system may be used in such equipments as 10 cm transponder, radio beacon transmitter, airborne altimeter, friend-or-foe identification transmitter, etc.

Animal experiments demonstrated that ulcers in the anal mucosa caused by 65 W Nd-YAG laser were shallow and healed quickly. Application of the laser for a shorter time over multiple points resulted in much wider areas of fibrosis in the anal mucosa, submueosa and superficial muscular layer of the irradiated areas, and promoted shrinkage of the hemorrhoids. Animal experiments demonstrated that ulcers in the anal mucosa caused by 65 W Nd-YAG laser were shallow and healed quickly. Application of the laser for a shorter time over multiple points resulted in much wider areas of fibrosis in the anal mucosa, submueosa and superficial muscular layer of the irradiated areas, and promoted shrinkage of the hemorrhoids. This information was utilized in clinical practice. 245 cases of internal and mixed piles were treated by applying Nd-YAG laser to the rectal and/or anal muoosa with good immediate results. Of them, 152 oases were followed-up for more than one year. The incidence of bleeding, prolapse of rectal mucosa and dygohasia were reduced from 96.4%, 76.6% and 46.8% to 2.8 %, 27.9% and 6.9%, respectively. We recommend treatment of internal or mixed hemorrhoids by 65W Nd-YAG laser applied for a short time and to multiple points. Results in annular third degree hemorrhoids are still disappointing and requires further investigation.

本动物实验提示65W功率的激光照射所致的肛管粘膜溃疡表浅,且很快愈合。照射时间缩短,照射分散多点,则照射区形成的疤痕范围大,这有利于内痔的萎缩。应用此原理,我们已用Nd-YAG激光治疗内痔和混合痔248例,即期疗效好。152例经随访一年以上,其便血、痔脱垂和排便不通畅现象有显著改善,其发生率分别由96.4%、76.6%和46.8%下降至2.8%、22.9%和6.9%。我们推荐65W功率的激光多点照射法。Ⅲ°环状痔的效果尚有待进一步提高。
