The maximum operating temperature of silicon surge protection device determines its surge handing capability. The thermal simulation of device can illustrate the effects of the thickness of silicon chip, the concentration of carriers and the cell numbers on the temperature of device clearly. Based on this analysis, the surge test on the devices with various cell numbers, chip thickness and impurity concentration is processed. The test and the previous simulation demonstrate that the surge handling capability of device can be greatly improved by increasing the cell numbers, selecting uniform and thin substrate material, and adopting a way of low diffussing concentration.

鉴于半导体放电管工作时的最高温升决定其浪涌能力 ,通过对器件进行温度场模拟 ,可以明显地看出基片厚度、载流子浓度以及元胞数对器件温升的影响 .因此对不同厚度、杂质浓度的 16元胞放电管进行了浪涌实验 .模拟和实验结果均表明 ,增加元胞数、选择均匀性好和较薄的衬底材料以及采用低扩散浓度方法可以减少放电管工作时的温升 ,改善放电管浪涌能力

介绍了一种强流脉冲电子束(电子炮)材料表面改性技术。首先对电子炮的基本构造 及工作原理进行了剖析。然后,使用该装置对Al材料进行了表面改性实验,发现材料近表面 层的显微结构及力学性能均发生了明显的变化。最后给出了强流脉冲电子束铝材表面改性的 温度场模拟结果。

It was studied in the paper to the application method of Artifical Neural Network in computer simulation of temperature fields in laser working. A useful BP Network model and its program had been designed successfully, which was used for forecasting the parameter. It was certified also in the paper that the BP Network is suitable to forecasting the parameter, and the forecasting by use of the BP Network and it is more precisive than by use of the methods of the interpolation and the regressional analysis.

研究了人工神经网络在激光加工温度场模拟用的参数推算中的应用方法;并设计了相应的BP神经网络模型及软件;研究表明BP神经网络适用于对激光加工模拟的叁数推算,其准确性优于回归分析法和函数插值法。
