本文从投影光刻工艺的特殊要求出发,简要分析了在投影分步重复光刻机上配用自动调焦及调平系统的重要意义,着重介绍了两个光电式自动调焦、调平系统的原理、实验结果及主要特点。原理性实验结果表明,用两系统检测各种光刻过的晶片,都能得到小于0.2微米的离焦量和小于10秒(0.5微米/10毫米)的楔度的灵敏度,这能满足各种精细投影复印机的要求。

There is an ever-increasing need to store and rapidly retrieve large amounts of information in mordern society. Presently, it has appeared that further improvement in magnetic recording is becoming increasingly difficult on the storing information. However, new technology for optical disk recording and readout has appeared very satisfactory developable perspective and life. The laser video-disk player was already commercially available. Storage and randon access for the computer digital data and the archives of large capacities is also the important application.In this paper, it is described that:(1) the principle and the optical system for the optical disk recording and playback apparatus;(2) the automatic focusing system and the track tracing system;(3) the analyses of performance parameters for the optical disk recording and playback apparatus;(4)the real-time measurement of surface profiles for the optical disk in dynamic conditions;(5) the requirement of recording modia and the structure of film layers.

本文系统地论述:(1)光盘记录和读出信息系统的原理和光学系统;(2)自动对焦系统和轨道跟踪系统;(3)光盘系统的性能参数;(4)光盘表面不平度的动态实时测量;(5)记录介质的要求和膜层结构。

In this paper a new principle of realizing automatic focusing with a microcomputer anda CCD device is introduced. Typical experimental results of the automatic focusing system developed on this new concept are also given here.

本文介绍一种利用CCD器件和微机控制实现自动调焦的新原理,以及对用此原理研制成的自动调焦系统进行实验的结果。
