In this paper,the laser scanning optoacoustic microprobe (LSOAM) is used in the structural investigation of sintering CdS/Cu2S solar cell for the first time.A physical model used is presented.The results of LSOAM measurements of the flaws,the pin-holes and the regularity of the polycrystal particles on the surface and subsurface of CdS/Cu2S solar cell are shown.

By means of coprecipitation technique, six kinds of BaTiO_3 powder, doped with 0.1to 4.0mol% of La ions, have been prepared. Experimental results show that semiconducting ceramics of minimum resistivity (<50Ω.cm) can be obtained,when doped with 0.2 to 0.4mol% of La ions. It is impor-tant to determine proper sintering temperature in order to obtain better PTC characteris-tics. Accoridng to our experimental resulls, 1360℃ seems to be the suitable sinteringtemperature.

我们用化学液相共沉法制备了掺La 0.1~4.0摩尔%的六种钛酸钡粉体,观察并测试了陶瓷试样的显微结构和电性能,探讨了掺杂浓度与晶粒尺寸间的关系、掺杂浓度和电性能间的关系,从而了解了组成、工艺与材料性能间的关系。 实验结果表明,就所采用的粉体和实验条件而论,掺La在 0.2~0.4摩尔%范围内能获得电阻率最低(<50Ω.cm)的半导体陶瓷。烧结温度选择适当,才能获得较好的PTC性能,就本实验结果看,1360℃的烧结温度对其PTC特性较好。

Al-Si ohmic contact made by CW CO_2 laser irradiation instead of sintering is report-ed.Laser annealing having the feature of transient annealing,Al-Si interdiffusion phe-nomenon which causes the failure for shallow junction device can be avoided or decreas-ed significantly,therefore ohmic contact with good junction property can be achieved.This method offers a way for improving the integrated density of LSI.

本文报道了用连续CO_2激光辐照代替热合金化做Al-Si欧姆接触.由于激光退火具有瞬时退火的特点,避免或是明显地减少导致残结器件失效的Al-Si互扩散现象,从而达到保持良好结特性的欧姆接触.为提高大规模集成电路的集成度提供了一条途径.
