In spite of the fact that many technical properties of recently developed humidity-sensitive semiconducting ceramics have considerably been improved, theoretical studies are rather inadequate, impeding further progress to be made in the idealization of the humidity-sensitive materials and devices.This paper analyzes theoretically the electronic process within the semiconducting ceramics under the influence of humidity according to the band structure, surface state and boundary state of the oxide semiconducting ceramics. The method for controlling the temperature coefficient of resistivity is suggested thereby with emphasis placed on the investigation of relevant mechanisms.

近几年发展起来的湿敏半导瓷,虽然在各种技术性能方面都有了较大的改进,但是在我国这方面的理论研究工作却仍做得很少,因而使湿敏材料及其器件的进一步发展受到了阻碍.本文从氧化物半导瓷的能带结构、表面态与界面态理论出发,分析了水份作用下在半导瓷中的电子过程,及电阻率温度系数的调整途径等问题.文中还着重对有关作用机理作了探讨.

By means of coprecipitation technique, six kinds of BaTiO_3 powder, doped with 0.1to 4.0mol% of La ions, have been prepared. The microstructure and electrical proper-ties of these ceramic specimens have been inspected and measured. The influence of do-pant concentration on grain size and reaistivity has been discussed, and some fundamen-tal relations between concentration, technology and properties of doped BaTiO_3 ceramicshave been presented. The influence of do-pant concentration on grain size and reaistivity has been discussed, and some fundamen-tal relations between concentration, technology and properties of doped BaTiO_3 ceramicshave been presented. Experimental results show that semiconducting ceramics of minimum resistivity (<50Ω.cm) can be obtained,when doped with 0.2 to 0.4mol% of La ions. It is impor-tant to determine proper sintering temperature in order to obtain better PTC characteris-tics. Accoridng to our experimental resulls, 1360℃ seems to be the suitable sinteringtemperature.

我们用化学液相共沉法制备了掺La 0.1~4.0摩尔%的六种钛酸钡粉体,观察并测试了陶瓷试样的显微结构和电性能,探讨了掺杂浓度与晶粒尺寸间的关系、掺杂浓度和电性能间的关系,从而了解了组成、工艺与材料性能间的关系。 实验结果表明,就所采用的粉体和实验条件而论,掺La在 0.2~0.4摩尔%范围内能获得电阻率最低(<50Ω.cm)的半导体陶瓷。烧结温度选择适当,才能获得较好的PTC性能,就本实验结果看,1360℃的烧结温度对其PTC特性较好。

The dependence of grain size on the donor content and sintering temperature in semiconducting ceramics BaTiO3 is investigated. The problem of how the donor dopants restrain the grain growth is explained and the influence of various factors on such electrical properties as electrical conductivity and breakdown voltage is discussed. What is crucial in obtaining PTC thermistors with excellent performance, e.g. with breakdown voltage as high as 250V/mm, is also described.

本文研究了BaTiO_3半导瓷的晶粒尺寸与施主杂质含量和烧结温度之间的关系,给出了一种施主杂质抑制晶粒生长的解释,讨论了影响BaTiO_3半导瓷的电导率、耐压等电性能的各种因素,指出了获得耐压达250V/mm高质量PTC热敏电阻器的关键所在.
