And their luminescence spectra, luminous fluxs, C-V characteristics, EBIC, CLI AND SEI were measured.The parameters of deep level before and after degradation were listed in Table 1.The experimental results show that luminous efficiency of GaP:N LED's was reduced by 35-50% and then tended to be saturated during degradation process, as shown in Fig 4. The peak position of luminescence spectra did not change for GaP:N LED after degradation,but the shape of EL spectra changed. The emission spectrum is broadened on the long wave side as shown in Fig 3. It is due to the formation of new NN1 pairs and leads to the broadening of EL spectra during degradation.It was found that there were two electron energy levels when the temperature was higher than 77K. One is E, = (0.45±0.01)eV.This is in agreement with Ref. 1. It is a complex defect and is combined by two nitrogen atoms. Both the concentration and capture probability of E, are decreased after degradation.This indicates that E, is not directly related to degradation.Another is Eb = (0.5±0.01)eV. It is directly determinate by DLTS measurements with reduced reverse bias pulses 10ηs. Eb was gradually formed during degradation process and as the same as T6 center discussed in reference 5, so it is a typical non-radiative recombination.From the EBIC picture it can be observed that the dark spat and the dark region near to centre of the GaP:N dice after degradation were much greater than that before the degradation. Luminous sterance after degradation is 100 times less than that before the degradation.It was found that the process in which Eb was formed and its concentration was increased (i.e. between degradation time t = 0 to t = 200 hours) just corresponded on the obvious decrease of luminous efficiency of LED in experiment. In summary △Eb is a imporadiative recombinastion center and is identified as a vacancy cluster in GaP:N LED during degradation. It is directly related to luminescence efficiency and degradation characteristics of GaP:N LED.

本文用深能级瞬态谱(DLTS)研究了GaP:N LED′s老化过程中深能级的变化。老化条件为:在正偏直流I=800mA下室温老化约650小时。发现GaP:N LED在老化前只存在两个能级△E_x和△E_a,而在老化的过程中观察到一个新能级△E_b逐渐形成。结合老化前后测量的LED′s发光光谱、光通、C-V特性及CLI、EBIC和SEI结果,讨论了深能级在GaP:N LED老化过程中对发光效率和退化特性的影响,认为△E_b是限制GaP:N LED发光效率及退化特性的无辐射复合中心。

Based on analysis of the characteristics of GAP-based propellants,a prelirminary investigation on the mechanical properties has been conducted. The results show that the mechanical property level of GAP based propellants is relatively low owing to the effects of side chain in GAP binder,thus,its molecular structure must be modified. By adding proper crosslinking agent,chain extender and bonding agent,the mechanical properties of GAP based propellants can be tailored to a higher level.
