With the development of MBE and MOCVD growth techniques,high quality super-thin epitaxial material can be grown.So energy band engineering associated with super-thin epitaxial layer has become an important subject. It can substantially improve the performance of photonic devices and electronic devices. The applications of energy band engineering to semiconductor lasers is mainly described in the paper.

The also given is a study on the reaction efficiency of the new technique; the phase purity, chemical and crystallographic characteristics of the materials tailored with the new method. 本文利用一种新的制备工艺进行了XS(X=Ca,Sr)基质发光材料的合成;利用X-射线衍射等手段进行了反应效率、产物纯度、化学稳定性和材料的结晶学参数等研究实验结果表明,该方法比目前广泛采用的工艺具备更多优点。

This paper describes some newly developed optoelectronic devices such as optical coupling MOS relays made by SOI technology,multiple quantum-well(MQW) longwavelength infrared(LWIR) detectors,and high gain and sensitive photonic swithing devices integrating heterojunction phototransistors with laser diodes.The structures,fabrication technology and characteristics of these devices are presented.

描述用SOI技术制造的光耦合MOS继电器和多量子阱长波长红外探测器,以及集成异质结晶体管和激光二极管于一体的高增益、高灵敏的光电子开关器件。文中着重介绍这些器件的结构、制造工艺和器件特性,并对其进行了讨论。
