In this paper the electro-parameter of high purity GaAs epitaxial layers and their process conditions are reported. The vapor epitaxial growth is obtained in the Ga-AsCl3-H2 reaction system at high water vapor partial pressure (μ4.1 ×10-6atm) and low deposition temperature (650℃). The optimum mobility value at 77°K is 21lOOOcm/s.V and its corresponding peak (44.2°K) is 329000cm/s.V. The 77°K mobility values are generally repeated at 120000-200000cm/s.V. And the high pure materials have an outstanding characteristic...

本文报道在高水汽压(≈4.1×10~(-5)大气压)、低沉积温度(650℃)下,Ga/AsCl_3/H_2汽相外延系统生长的高纯外延层的实测电参数及其工艺条件。77°K下的迁移率最佳值为211000cm_2/s.V,(44.2°K下)的相应峰值迁移率μ_(max)为329000cm_2/s.V。77°K下的迁移率一般可在120000~200000cm_2/s.V之间重复。高纯外延层还具有低补偿比的突出特点。文中对实验结果也进行了初步讨论。

It is experimentally found that the traces of Co(Ⅱ) acceleraled the decolorization of bromphenol red by H_2O_2 in NH_3.H_2O solution. Hence, a new method of dermining trace Co(Ⅱ) has been suggested. The sensitivity of the codalt is 2.1×10~(10)g/mL and the range of detremination 0—4μ/25mL. This method is characterized by its simplicity, rapidity and Iowexpense and may be used to determine trace Co(Ⅱ) in highly pure materials.

This article describes a method of the quantitative analysis of synthetic alkylbenzenes(SAB),a raw material for synthetic sulfonate detergent for lube oil,by infrared spectroscopy(IR).SAB with an initial boiling point higher than 360℃ and an average molecular weight about 400 obtained from the alkylation of benzene and olefin from wax cracking with AlCl_3 as catalyst were used in this study.Pure mono-alkylbenzene(MAB)and pure para-dialkylbenzene(PDAB)were separated from SAB and pure meta-dialkylbenzene(MDAB)was prepared from AB sulfonic acids by column chromatograph.These three pure materials were used as the reference samples for the determination of the composition of SAB by IR.In this method cyclohexane was used as solvent,and the peaks at wave number 760cm~(-1),794cm~(-1),and 830cm~(-1) were used as the analytical peaks of MAB,MDAB and PDAB,respectively.It was confirmed that the average molecular weight of SAB can be calculated from that of the olefin used for SAB preparation.with this method the contents of MAB,MDAB and PDAB in SAB in weight percent,as well as the total content of these alkylbenzenes in SAB in weight percent can be obtained.Results obtained by this method are in good conformity with the results by MS.The recovery of this method is 95-103%.The relative standard deviation is less than 3.30%.

用重烷基苯和重烷基苯磺酸为原料,制备了单烷基苯、间位二烷基苯和对位二烷基苯纯样;并提出了用红外光谱法分析重烷基苯组成的定量分析方法.此重烷基苯为合成磺酸盐清净添加剂的原料.其初馏点在360℃以上,平均分子量在400左右.以波数在760cm~(-1)、794cm~(-1)和830cm~(-1)的吸收峰分别为单烷基苯、间位和对位二烷基苯的定量分析峰,得到了三种烷基苯在重烷基苯中的重量百分含量.方法的回收率在95~103%之间,测定结果的相对标准偏差不超过3.30%.
