The C-V characteristic of GaAs hyperabrupt junction tuning varactor with a low-high-low profile has been analysed. The devices were fabricated from vapor phase grown low-high-low epitaxial n-GaAs using SiO2 passivation junctions. The initial results, C0*0.8-1.2pF,Tr≥ 7 , VB≥20V, Q-4≥5, have been obtained. The diodes can be used for linear tuning in the X-band solid state voltage-controlled oscillator (V.C. O.).
